Elektrolumineszenz-Messungen (EL) bei Flusspolung<br />
wurden durchgeführt, um das Injektionsverhalten der<br />
verschiedenen MIS-Stapel zu charakterisieren. Die EL-<br />
Spektren zeigen alle eine einzige Lumineszenz-Linie<br />
bei ca. 1,1 eV , die für den strahlenden B<strong>and</strong>-B<strong>and</strong>-<br />
Übergang in Si charakteristisch ist. Diese Linie verändert<br />
für sämtliche Proben weder ihre Form noch ihre<br />
spektrale Position im gesamten Bereich der angelegten<br />
Vorspannungen (Abb. 33). Dieses Verhalten weist deutlich<br />
darauf hin, dass es während des Betriebes zu keiner<br />
Erwärmung kommt.<br />

electroluminescence (el) measurements under forward<br />
bias were conducted to characterize the injection<br />
properties of the various MIS structures. the el<br />
spectra from such structures show a single luminescence<br />
line at 1.1 eV, characteristic for the radiative<br />
b<strong>and</strong>-to-b<strong>and</strong> transition of silicon. this line shows<br />
neither changes in the shape nor shifts of its position,<br />
for all samples, in the whole range of the applied voltages<br />
(Fig. 33). Such a behaviour strongly indicates<br />
that there is no heating during the operation.
