Tunnelinjektion von Überschuss-Ladungsträgern<br />
durch eine MIS-Struktur mit HfO 2<br />

Bauelemente mit neuen Eigenschaften und Anwendungspotential<br />
werden gesucht, um die „More than<br />
Moore“-Strategie der Mikroelektronik mit Leben zu<br />
erfüllen und damit die Grenzen der konventionellen<br />
Halbleitertechnologie zu überwinden. Hier berichten<br />
wir über die Erforschung einer lichtemittierenden MIS-<br />
Struktur, die in SOI integriert werden kann.<br />
Dazu haben wir die Eigenschaften von MIS-Stapeln<br />
untersucht, die mittels AVD-Abscheidung dünner HfO 2 -<br />
Schichten auf Si-Substrat hergestellt wurden und anschließend<br />
mit einem Ti-Kontakt versehen wurden. An<br />
der Grenzfläche zum Si bef<strong>and</strong> sich eine ultradünne<br />
SiO 2 -Schicht. Stapel mit HfO 2 -Schichten im Dickenbereich<br />
zwischen 0,17 und 2,19 nm wurden untersucht.<br />
Ein Teil der MIS-Stapel wurde einer Temperung in Formiergas<br />
bei 400 °C unterzogen, um die Defektzustände<br />
an der Grenzfläche zu passivieren. Die Strom-Spannungs-Kennlinien,<br />
die im Bereich zwischen -10 und 10<br />
V aufgenommen wurden, verhielten sich reproduzierbar<br />
und zeigten keinerlei Hinweise auf Oxid-Durchbrüche.<br />
Die Kennlinien wiesen das für solche Strukturen typische<br />
Gleichrichtungsverhalten auf mit hohem Strom<br />
in Fluss- und abnehmendem Strom in Sperr-Richtung<br />
(Abb. 32).<br />

Devices with novel properties <strong>and</strong> application potential<br />
are desired for the microelectronics development<br />
strategy “More than Moore”, exploring areas beyond<br />
the boundaries of conventional semiconductor technologies.<br />
Here, we aim to design a light emitting MIS<br />
structure that can be integrated in thin SoI layers.<br />
We analysed the properties of MIS structures prepared<br />
by AVD deposition of Hfo 2 on silicon substrates with<br />
a titanium contact on top <strong>and</strong> a very thin Sio 2 at the<br />
silicon- insulator interface. layers with thicknesses<br />
of the Hfo 2 in the range from 0.17 to 2.19 nm were<br />
studied. A part of the MIS structures was subjected<br />
to a 400 °C annealing step in forming gas atmosphere<br />
in order to passivate the surface defect states. the<br />
current-voltage characteristics of the MIS structures<br />
were found to be well reproducible in the voltage<br />
range between -10 to 10 V, indicating no permanent<br />
breakdown in the oxide. the characteristics exhibit<br />
the typical rectifying behaviour for those structures<br />
with strong forward <strong>and</strong> diminishing small reverse<br />
current (Fig. 32).<br />
