Integration von Germanium auf Silizium<br />
mittels einkristalliner Oxidheterostrukturen<br />
Germanium-auf-Silizium-Substrate kombinieren das<br />
Potential der Si-Technologie mit den überlegenen optoelektronischen<br />
Eigenschaften von Ge gegenüber Si.<br />
Dies ist von Bedeutung in Bezug auf:<br />
a) Ladungsträgermobilität (relevant für CMOS),<br />
b) optische B<strong>and</strong>lücke und Absorptionskoeffizienten<br />
(relevant für Infrarot-Photodetektoren und optische<br />
Verknüpfungen hoher B<strong>and</strong>breite) sowie<br />
c) strukturelle und thermische Übereinstimmung der<br />
Materialkonstanten mit GaAs (relevant für die<br />
Integration von III-V basierter Optoelektronik in<br />
die etablierte Si Technologie) [1].<br />
Dabei werden weltweit diverse Ansätze untersucht,<br />
um diese Ge-auf-Si-Strukturen zu erzeugen, wie z.B.<br />
der Schichttransfer, die Ge-Kondensation [1], und das<br />
Überwachsen mit epitaktischem Ge auf Si mittels kristalliner<br />
Oxidmasken [2]. Der letzte Ansatz wurde am<br />
<strong>IHP</strong> in der Abteilung Materials Research in Zusammenarbeit<br />
mit der Siltronic AG intensiv bearbeitet [3].<br />
Einkristalline, vollkommen entspannte und flache<br />
Ge(111) Filme mit einer Schichtdicke von 0,02 - 1 µm<br />
wurden mittels Molekularstrahlepitaxie auf Si(111)<br />
Wafern unter Benutzung eines kubischen (kub)<br />
Pr 2 O 3 (111)-Puffers aufgebracht. Da die Kontrolle der<br />
Defektdichte in epitaktischen Ge-Schichten für jede der<br />
oben erwähnten Anwendungen grundlegend ist, wurden<br />
komplexe Untersuchungen zur kristallinen Ordnung der<br />
Heterostruktur durchgeführt, wobei Röntgenbeugungsmessungen<br />
(XRD) am ESRF Synchrotron in Grenoble<br />
(Frankreich) mit Transmissionselektronenmikroskopie<br />
(TEM) des <strong>IHP</strong> kombiniert wurden.<br />
Germanium Integration on Silicon via<br />
Single Crystal-line oxide Heterostructures<br />
Germanium-on-Si substrates combine the potential<br />
of the Silicon technology with the superior properties<br />
of Ge over Si in terms of:<br />
a) charge carrier mobilities (relevant for CMoS),<br />
b) optical b<strong>and</strong>gap <strong>and</strong> absorption coefficient<br />
(of impact for infra-red photodetectors <strong>and</strong><br />
high-b<strong>and</strong>width optical interconnects), <strong>and</strong><br />
c) lattice <strong>and</strong> thermal match with GaAs (of interest<br />
for integration of III-V based opto-electronics in<br />
the mainstream Si platform) [1].<br />
Several techniques are under study worldwide for the<br />
achievement of GeoI structures, such as layer transfer,<br />
Ge condensation [1], <strong>and</strong> Ge epitaxial overgrowth<br />
of Si via crystalline oxide templates [2]. the last approach<br />
was intensively pursued at IHp`s Department<br />
Materials Research in collaboration with Siltronic AG<br />
[3].<br />
Single crystalline, fully relaxed <strong>and</strong> flat Ge(111) films<br />
in the range 0.02 - 1 µm were grown by molecular<br />
beam epitaxy on Si(111) wafers using cubic (cub)<br />
pr 2 o 3 (111) as buffer. Since control of the defect density<br />
in the Ge epilayers is fundamental for any of the<br />
above mentioned applications, a complex investigation<br />
of the crystal perfection of the heterostructure<br />
was carried out, combining x-ray diffraction (XRD)<br />
measurements performed at the synchrotron radiation<br />
facility eSRF in Grenoble (France) with in-house<br />
transmission electron microscope (teM) analyses.
