Abb. 21 zeigt die Integration des eingebetteten RF-<br />
MEMS-Schalters in die 0,25-µm-SiGe:C-BiCMOS-Technologie<br />
des <strong>IHP</strong>. Der kapazitive Schalter wird gebildet<br />
durch die Schichten Metall 2(rot) und Metall 3(orange)<br />
und durch die Elektroden in Metall 1(blau). Metall 2<br />
dient als HF-Signalleitung und der eigentliche Kontakt<br />
wird gebildet durch einen dünnen Si3N4 /TiN-Schichtstapel<br />
(grün), der Teil eines BiCMOS MIM-Kondensators<br />
ist. In Abb. 22 ist eine REM-Aufnahme des Schalters<br />
dargestellt.<br />

Die „pull-down“-Spannung des RF-MEMS-Schalters<br />
beträgt 20 V. Während die Kapazität im OFF-Zust<strong>and</strong><br />
(Membran oben) zwischen 25 fF und 30 fF liegt, variiert<br />
diese im ON-Zust<strong>and</strong> (Membran unten) zwischen<br />
210 fF und 250 fF, was in einem OFF/ON-Kapazitätsverhältnis<br />
von mindestens 1:8 und typischerweise 1:10<br />
resultiert. In Abb. 22 sind die Resultate der S-Parameter<br />
Messungen bei einer Vorspannung von 30 V für<br />
verschiedene Positionen auf dem Wafer dargestellt. Die<br />
Einfügungsdämpfung liegt im Frequenzbereich 1-110<br />
GHz unter 1,65 dB, die Isolation ist für Frequenzen zwischen<br />
60 GHz und 100 GHz besser als 15 dB. Der in Abb.<br />
23 dargestellte Parameter S 11 zeigt für den OFF-Zust<strong>and</strong><br />
des Schalters eine gute Eingangsanpassung an 50 Ω.<br />
Die vorläufigen Lebensdauertests der RF-MEMS-Schalter<br />
zeigen, dass über 10 Milliarden „hot-switching“ Zyklen<br />
ohne Sticking oder Leistungsverlust möglich sind [1].<br />
Fig. 21 illustrates the embedded RF MeMS switch integration<br />
in IHp’s 0.25 µm SiGe:C BiCMoS process.<br />
the capacitive switch is built between the Metal2<br />
(red) <strong>and</strong> Metal3 (orange) layers. High-voltage electrodes<br />
are formed using Metal1 (blue) while Metal2 is<br />
used as RF signal line. A thin Si3n4 /tin layer stack<br />
(green), which is part of the BiCMoS metal-insulatormetal<br />
capacitor, forms the switch contact region. An<br />
SeM view of the switch is shown in Fig. 22.<br />

the pull-down voltage of the RF MeMS switch varies<br />
between 17 V <strong>and</strong> 22 V over the wafer. the “off” state<br />
capacitance (membrane up) varies between 25 fF <strong>and</strong><br />
30 fF, while the “on” state (membrane down) ranges<br />
between 210 fF <strong>and</strong> 250 fF providing an “off”/”on”<br />
state capacitance ratio of at least 1:8, but typically<br />
1:10. S-parameter measurement results are given in<br />
Fig. 22 for different sites of the wafer at 30 V bias<br />
voltage. the insertion loss of the switch in the 1-110<br />
GHz frequency range is below 1.65 dB. the isolation<br />
for frequencies between 60 GHz <strong>and</strong> 100 GHz is better<br />
than 15 dB. S 11 of the switch, given in Fig. 23 for the<br />
“off” state, demonstrates a good input matching to<br />
50 Ω. the resonance characteristic of the switch differs<br />
only by ±2 GHz over an 8-inch wafer, as can be<br />
seen from Fig. 23 as well. the preliminary life-time<br />
tests of the RF MeMS switches show that up to 10<br />
billion hot-switching cycles are possible without any<br />
stiction or performance degradation.<br />
