Daneben werden HBTs mit erhöhten Durchbruchspannungen,<br />
CMOS-Transistoren für Betriebsspannungen<br />
von 1,2 V und 3,3 V und ein Satz von passiven Komponenten<br />
für integrierte Millimeterwellenschaltungen<br />
bereitgestellt. Das Potential dieser Technologie für<br />
Höchstgeschwindigkeitsschaltungen wurde durch eine<br />
Reihe von Testschaltungen demonstriert. Dazu gehören<br />
Ringoszillatoren mit Gatterverzögerungszeiten von<br />
2,9 ps (Abb. 19), was die bisher kürzeste in einem BiC-<br />
MOS-Prozess realisierte Schaltzeit darstellt. Weiterhin<br />
wurden LC-Oszillatoren mit Fundamentalschwingungen<br />
oberhalb von 200 GHz und ein Transceiver für das<br />
122-GHz-Frequenzb<strong>and</strong> realisiert.<br />
Abb. 20 zeigt gemessene Verstärkungsfaktoren und<br />
Rauschzahlen am Beispiel eines rauscharmen Verstärkers<br />
für das 122-GHz-B<strong>and</strong>.<br />

Furthermore, the technology offers HBts with higher<br />
break-down voltages, CMoS transistors for supply<br />
voltages of 1.2 V <strong>and</strong> 3.3 V, <strong>and</strong> a set of passive components<br />
for integrated millimeter-wave circuits. the<br />
potential of the technology for integrated millimeter-wave<br />
applications was demonstrated by a series<br />
of benchmark circuits. these include ring oscillators<br />
with gate delays of 2.9 ps (Fig. 19) representing the<br />
shortest switching time reported for a BiCMoS process<br />
so far. Moreover, lC oscillator circuits with fundamental-mode<br />
oscillation frequencies above 200 GHz <strong>and</strong><br />
a transceiver circuit for the 122 GHz frequency b<strong>and</strong><br />
were demonstrated.<br />
As an example, Fig. 20 shows measured gain <strong>and</strong> noise<br />
figures of a low noise amplifier for the 122 GHz<br />
b<strong>and</strong>.<br />
