wurde zum Thema Graphen ein weiteres DFG –<br />
Projekt („Insitu Raman <strong>and</strong> (SR)-XPS investigations on<br />
catalytic graphene growth <strong>and</strong> metal gate oxidation:<br />
From catalysis to a graphene transistor on Si without<br />
layertransfer“) und ein BMBF-Projekt („Entwicklung<br />
grundlegender Graphen-Technologien für zukünftige<br />
hochsensitive Sensoranwendungen“) beantragt.<br />
Das Joint Lab <strong>IHP</strong> / BTU arbeitet auf dem Gebiet der Si-<br />
Photonik im Rahmen des vom BMBF geförderten Projektes<br />
SiliconLight an einer Si-basierten MIS-LED unter<br />
Nutzung von dünnen Hoch-k-Schichten und durch Waferbonden<br />
erzeugten Versetzungsnetzwerken. Grundlagen<br />
dafür wurden mit dem bereits 2008 abgeschlossenen<br />
Projekt SiLEM (Silizium-Lichtemitter) gelegt.<br />
In Zusammenarbeit mit dem MPI Halle und dem Forschungszentrum<br />
Jülich konnte gezeigt werden, dass die<br />
Integration von Versetzungs-Netzwerken in den Kanal<br />
von MOS-FETs den Drainstrom signifikant erhöht, auch<br />
für kleine Drain- und Gate-Spannungen.<br />
Das Projekt SiGe-TE wurde vom BMBF bewilligt. In diesem<br />
Projekt soll untersucht werden, ob Versetzungsnetzwerke<br />
auch für die Herstellung Si-basierter thermoelektrischer<br />
Generatoren mit hohem ZT-Wert (beschreibt<br />
die Effizienz thermoelektrischer Materialien) geeignet<br />
sind, um die Abwärme der Chips in elektrische Energie<br />
zurückzuw<strong>and</strong>eln.<br />

the Joint lab IHp / Btu is working in the field of silicon<br />
photonics within the BMBF-supported project<br />
Siliconlight on Si-based MIS-leD using thin High-klayers<br />
<strong>and</strong> dislocation networks, generated with wafer<br />
bonding. the basic ideas for this were generated in<br />
the project SileM (Silicon light emitter), which was<br />
finished in 2008.<br />
together with the MpI Halle <strong>and</strong> the Research Center<br />
Jülich, it was demonstrated that the integration of<br />
dislocation networks in the channel of MoS-Fets will<br />
significantly increase the drain current, even for low<br />
drain- <strong>and</strong> gate-voltages.<br />
the project SiGe-t was granted by the BMBF. the aim<br />
of this project is to investigate if dislocation networks<br />
are also usable for producing Si-based thermoelectric<br />
generators with a high Zt-value (describes the efficiency<br />
of thermoelectric materials) for reconverting<br />
the power losses of chips to electricity.
