in der Literatur als „resistive r<strong>and</strong>om access memory<br />
(RRAM)“ Ansatz bezeichnet. Auf Grund der Kompatibilität<br />
mit dem <strong>IHP</strong>-BEOL-Prozess wurde als „resistive<br />
switching oxide“ am <strong>IHP</strong> HfO 2 identifiziert, in dem nach<br />
geeigneter Vorbeh<strong>and</strong>lung pulsinduziertes, resistives<br />
Schalten beobachtet wurde. Der HfO 2 -basierte Ansatz<br />
ist weiterhin aussichtsreich wegen des geringen Leistungsverbrauchs<br />
(< 0,1 mW), des schnellen Schaltens<br />
(< 100 ns), einer hohen Retention (> 10 5 s) und einer<br />
simplen Struktur. Die Integration von HfO 2 in TiNbasierte<br />
MIM-Strukturen mit einer Ti-Zwischenschicht<br />
konnte erfolgreich in Zusammenarbeit mit der Abteilung<br />
Technology des <strong>IHP</strong> bearbeitet werden. RRAM<br />
Speicherzellen mit einer Strukturgröße bis hinab zu<br />
1 x 1 µm 2 wurden prozessiert und zeigen reproduzierbares<br />
Schaltverhalten. Zurzeit werden diese Strukturen<br />
auf ihr Potential als „embedded RRAM“-Speicherzellen<br />
für künftige SiGe:C BiCMOS-Technologien untersucht.<br />
Der Aufbau vom MIMIM Bauteilen zur Nutzung der hohen<br />
Geschwindigkeit resonanter Tunnelvorgänge für<br />
Terahertz-Bauteile wird künftig einen wichtigen Teil der<br />
Arbeiten im Schwerpunkt „MIM“ darstellen. Zu diesem<br />
Thema wurde ein europäisches Projekt („Development<br />
of Metal-Insulator-Metal Diodes for Terahertz Applications<br />
(MIM THz Diode)“ beantragt.<br />
Graphen befindet sich als dritter Schwerpunkt im<br />
Rahmen der Terahertz-Strategie des <strong>IHP</strong> zurzeit im<br />
Aufbau. Dieses Material verspricht aufgrund seiner<br />
elektronischen Eigenschaften ein hohes Potential. Die<br />
Arbeiten am <strong>IHP</strong> widmen sich zurzeit der Realisierung<br />
erster Feldeffekt – Bauteile mittels „Layertransfer“ und<br />
„Microstructure Printing“ – Verfahren sowie der Entwicklung<br />
geeigneter Dünnfilmverfahren, Graphenschichten<br />
mittels CVD selektiv auf einer Silizium-Plattform zu<br />
erzeugen. Bei letzterem Ansatz ist die Erforschung<br />
von lokalen Integrationsmethoden, Graphen nicht auf<br />
metallischen, sondern auf isolierenden Materialien katalytisch<br />
abzuscheiden, für die Entwicklung geeigneter<br />
Hochfrequenz-Bauteile von besonderer Bedeutung. Das<br />
<strong>IHP</strong> warb zu dieser Thematik einen interdisziplinären<br />

Hfo 2 is a suitable “resistive switching oxide” for<br />
RRAM as it is compatible with IHp Beol processing<br />
<strong>and</strong> shows a puls-induced, resistive switching after<br />
an appropriate pre-treatment. the Hfo 2 -based RRAM<br />
approach is furthermore promising due to its reduced<br />
power consumption (< 0.1 mW), fast switching<br />
(< 100 ns), long retention (> 10 5 s) <strong>and</strong> simple structure.<br />
the integration of Hfo 2 into tin-based MIM<br />
structures using a ti buffer layer was successfully realized<br />
together with IHp`s department technology.<br />
RRAM memory cells down to 1 x 1 µm 2 were made <strong>and</strong><br />
show reproducible switching properties. the potential<br />
of these structures as “embedded RRAM” memory<br />
cells for future SiGe:C BiCMoS technologies is now<br />
under investigation.<br />
Building MIMIM-structures to make use of the fast<br />
resonant tunneling for terahertz-devices will become<br />
an important part of the research on MIMs. on this<br />
topic an application for a european project “Development<br />
of Metal-Insulator-Metal Diodes for terahertz<br />
Applications (MIM terahertz Diode)” was submitted.<br />
Research on graphene is a new <strong>and</strong> growing third<br />
topic at the IHp. this material seems to have a<br />
high potential because of its electronic properties.<br />
the first activities at the IHp are on the realization<br />
of first field effect devices using layer transfer <strong>and</strong><br />
microstructure printing techniques as well as the development<br />
of thin film technologies for selective CVD<br />
deposition of graphene on a silicon platform. For the<br />
latter approach the investigation of local integration<br />
techniques with a catalytic deposition of graphene on<br />
insulating (not on metallic) materials is important for<br />
the development of suitable RF devices. For this topic<br />
IHp acquired an interdisciplinary DFG cluster together<br />
with groups working on microelectronics <strong>and</strong><br />
catalysis. Applications for an additional DFG project<br />
on graphene (“In-situ Raman <strong>and</strong> (SR)-XpS investi-<br />
