CHAPTER 1<br />

INTRODUCTION<br />

In the era of communications and entertainment, packaging technology is becoming an<br />

important issue with the driving <strong>for</strong>ce of consumer demand <strong>for</strong> thin, small and high functionality<br />

electronic products including personal computers, cell phones, televisions, and so <strong>for</strong>th. To meet<br />

these requirements, a large diversity of IC packages are being developed.<br />

1.1 Trends in Integrated Circuit (IC) Package<br />

Electronic packaging is traditionally defined as the back-end process that trans<strong>for</strong>ms bare<br />

integrated circuits (IC) into functional products [1]. The earliest integrated circuits used <strong>for</strong> high<br />

reliability military application were packaged in ceramic flat packs. In the 1960s, flat packs were replaced<br />

with dual in-line packages (DIPs), first in ceramic and later in plastic. In the 1980s, pin counts of VLSI<br />

circuits exceeded the practical limit <strong>for</strong> DIP packaging, leading to leadless chip carrier (LCC) and pin grid<br />

array (PGA) packages. Surface mount packaging such as small-outline integrated circuit (SOIC) and<br />

plastic leaded chip carrier (PLCC) packages appeared in the early 1980s and became very popular in<br />

the late 1980s. These packages use finer lead pitch with leads <strong>for</strong>med as either J-lead or gull-wing. With<br />

the entry of thin, small packages and the increase of their packaging densities, quad flat packages<br />

(QFPs), thin SOPs (TSOPs), and other packages have been developed consecutively in the late<br />

1990s.<br />
